Hi,
Take a look at the IXYS IXZ210N50L with "S" specs to 500 MHz. WA1GFZ

I am developing an RF amplifier system for the particle factory, with
a nice new tetrode. However, I need a new driver, as I am replacing
the original two tube system with a single tube driven by silicon-
based technology. However, getting that stage hasn't been so easy. It
operates on 201 MHz, close enough to VHF high band TV that I could
use a transmitter, stripped of all the HDTV hardware (or NTSC for
that matter). I need 25 kW of peak output, from a pulsed AB1 linear
amplier. Its right at the point where MRF151G, MRF174, etc start to
crap out of gain/power/bandwidth. Its a BIG transistorized amplifier
for me, otherwise would love to build it. What a project. We plan to
visit NAB this month in Vegas and kick the tires on a couple of
major brands.
