See www.semelab.co.uk - they make all sorts of stuff. The rf power fets are
wonderful to use, but not cheap.
The APT transistors certainly don't seem happy in their 'linear' region. I
can't remember the manufacturer, but there was a family of 150V devices
known as 'solid state triodes' a few years back. They never caught on in
competition with the 'regular' rf powermos of the time, but they might suit
the application.
