Probably something similar to the NXP BLF188XR LDMOS that W6PQL uses in his
amps. Two devices in the package with a common source. Rated for 1270 CW watts
out @ 2-30 MHz. He has an example of a two package HF amp on his site.
The device is relatively cheap considering capabilities. Perhaps the day of SS
amps is here.
